The rapid growth of AI workloads is driving demand for heterogeneous integration technologies that combine high-performance compute, memory, and interconnect at unprecedented scale. As advanced packaging becomes a primary lever for system performance, its design rules, materials, integration schemes, and process control requirements are converging toward those of front-end manufacturing. Applied Materials views this convergence as the defining market shift shaping its roadmap, bringing wafer front-end equipment and process expertise together with large-substrate know-how from display manufacturing directly to packaging.
That expertise rests on breadth of process capability — deposition, shaping, materials modification — and on the metrology and inspection solutions that make those processes manufacturable. Process control grows more critical as value density rises and a single defect can compromise tens of dies simultaneously. No module, however, performs in isolation. The tight, interdependent process windows of fine-pitch RDL, through-glass vias, and hybrid bonding can only be met by co-optimizing across steps, and by integrated solutions that bring multiple modules under unified control. The same logic carries across form factors: die, wafer, and large panels each require distinct equipment implementations leveraging a shared process technology base. Panel-level processing, in particular, offers compelling area utilization, manufacturing efficiency, and cost advantages for large chiplet-based architectures.
Meeting these challenges demands collaboration across the entire value chain — which is why Applied created EPIC, a platform enabling high-velocity co-innovation with customers and ecosystem partners. Alongside EPIC, Applied engages with research consortia uniting industry, academia, and public research institutes, including collaborative programs in Japan advancing next-generation packaging technologies. The result is faster R&D, shorter time to productization, and an ecosystem aligned behind the technologies the AI era calls for.
